Torch Multilayer Vacuum Eutectic Furnace H3 for IGBT
H3 vacuum welding furnace is the latest vacuum welding equipment introduced by our company. It is suitable for mass production of high-power devices, such as IGBT module, power control board, high-power LED and other devices with higher requirements for welding, which can effectively reduce the void rate of the device welding surface.
I. technical performance introduction
1) welding temperature:
The maximum temperature of H3 type vacuum welding furnace is less than 400 degrees Celsius.
2) vacuum degree:
Equipped with mechanical oil pump (high speed rotary vane vacuum pump 40L/M), the highest vacuum degree is less than 10 Pa.
3) effective welding area:
H3 welding area: 600*250mm/ layer *3 layer, interlayer spacing: 100mm.
- heating mode:Alloy heating platform: metal alloy heating plate, heating and cooling platform.
- The temperature uniformity of each heating plate is controlled at + 3%.
- 5) heating rate:
- Alloy heating platform: the maximum heating rate is 40K/min.
- 6) cooling rate:
- Alloy heating platform can be directly cooled by water, equipped with chillers, to meet the needs of rapid cooling, the fastest drop.
- The temperature can reach 50K/min (maximum temperature to 150 degree range).
- 7) meet the welding requirements of soldering solder (less than 400 degrees Celsius).
- For example: Au80Sn20, SAC305, Sn63Pb37, Sn90Sb10 and other preformed alloy solder and various solder pastes with different components.
- 8) the welding void ratio meets:
- Vacuum chamber structure is adopted in H3 vacuum welding furnace, which can effectively reduce the void rate of welding surface, and the void rate can be controlled below 3%.
- 9) welding can be carried out under the condition of no flux.
The solder is alloy solder when the flux is satisfied.
8) temperature control accuracy:
The H3 type vacuum welding furnace adopts the technology of controlling temperature by patented technology, and its temperature control accuracy is + 2 degrees Celsius.
9) the temperature of each layer is monitored and feedback at 3 points at the same time.
Each heating plate in H3 vacuum welding furnace is equipped with one group of temperature control and two groups of temperature sensor, which can feedback the temperature of heater surface or fixture surface in real time. Better temperature control in the welding area will provide support for obtaining good process curves.
10) cavity atmosphere environment
H3 vacuum welding furnace can be filled with nitrogen inert gas to assist welding, and can be washed into HCOOH formate reduction atmosphere (optional), to meet the needs of different processes.
11) the cavity is equipped with an observation window to observe the welding process of the inner parts of the cavity.
12) configuration software control system for H3 vacuum reflow soldering machine:
All kinds of welding process curves can be set freely.
The welding temperature curve can be set up at most 40 temperature sections to meet the precise temperature control during the heating process.
Welding process can be set according to the requirements, unlimited process setting steps to meet the requirements of responsible process setting. H3 software control system realizes the functions of setting, modifying, storing and calling welding process curve.
The process curve is recorded and stored automatically to ensure the traceability of the welding process. The software has its own analysis function, which can analyze the process curve and determine the information of heating, constant temperature and cooling.
